dc.description.abstractРозглядається сильнолегований мілкими домішками напівпровідник, в якому є також глибокий домішковий центр; потенціал останнього задається моделлю Слетера-Костера. Показано, що положення глибокого рівня в даній системі істотно відрізняється від його положення в нелегованому напівпровіднику. Конкретний розрахунок проведено для напівпровідників типу А3В5(використано кейнівський закон дисперсії).uk_UK
dc.description.abstractWe consider the heavily doped by shallow impurities semiconductor which containes the deep impurity center as well. The interaction between the shallow impurities band and the deep impurity level is evaluated. The analysis is based on the solution of the Dyson equation. It allows for determination of the Green function for a system: heavily doped semiconductor – deep center. The Green function for an impurity band is found elsewhere. The Koster – Slater model for a deep state is used in k – representation. Using the above scheme one can obtain the algebraic equation for the eigenvalues of the problem considered. Special calculations were carried out for the GaAs semiconductor where Kane dispersion low was explored. It is shown that the location of the deep level in the system under consideration differs significantly from its location in the undoped semiconductor.en_EN
